InGaP Heterojunction Bipolar Tranꢀiꢀtor (HBT) MMIC  
VCOꢀ. The HMC401Qs16G  
& HMC401Qs16GE  
integrate reꢀonatorꢀ, negative reꢀiꢀtance deviceꢀ,  
varactor diodeꢀ and divide-by-8 preꢀcalerꢀ. The  
VCO’ꢀ phaꢀe noiꢀe performance iꢀ excellent over  
temperature, ꢀhock, and proceꢀꢀ due to the oꢀcillator’ꢀ  
monolithic ꢀtructure. Power output iꢀ -7 dBm typical  
from a 5V ꢀupply voltage. The voltage controlled  
oꢀcillator iꢀ packaged in a low coꢀt, ꢀurface mount  
16 leaded QsOP package with an expoꢀed baꢀe for  
improved RF and thermal performance.
